Hi. I'm designing a PCB with the MAPBGA 121 package. The package has 0.25mm - 0.35mm diameter balls on 0.65mm spacing. Even with a 0.25mm solder pad on the PCB, this ball pitch is too small to allow room for through-vias. I'm not finding any supporting documentation on land pattern recommendations, or routing strategies. Anyone have any experience with this package?
Hello Carl,
What is your Freescale device you working with? Would you provide Part Number?
Having this it will be easier to find info you asking for.

Wlodek,
Thank you for contacting me. The part in the design is the MK20DN512VMC10, which comes in the MAPBGA 121 package.
Thank you,
Carl
