All of these links are now dead.  Does anyone know where this information can be found?

Mark,  You can typically get the mechanical drawings by looking at the ordering information of the device.  It should have the package designator such as 98ASH70694A.  You can then do a search on this package designator.  Here is the 144-BGA.

Thanks for the help, petep.

I went to Freescale, Documentation, Package Information and did a search for mapbga. It came back with 22 results but none of them were the 98ASH70694A. BTW, I found your gerber files for the 144 MAPBGA from the TWR-K40X256 (700-26547 RevA) files to get an idea on the routing. (This is my first BGA) -Mark.

The actual package for Kinetis is 98ASA00222D http://cache.freescale.com/files/shared/doc/package_info/98ASA00222D.pdf?fsrch=1&sr=6 -petep

You can generally find the package information on the "Buy / Parametrics" tab of any "Product Summary Page".  The one for the K60 is here:

http://www.freescale.com/webapp/sps/site/prod_summary.jsp?code=K60

Click the Buy tab and then click on the link in the package column.

The direct link for K60N512VMD100 information is below.  It includes package and symbol information in PDF format but also the footprint is available in Cadence Allegro .dra format and the schematic symbol is available in Orcad Capture .olb format:

Mark,

You might also be interested in the "PCB routing considerations" section of the Kinetis Quick Reference User's Guide (KQRUG).

You can also get the full design source for the TWR-K40X256 and TWR-K60N512 from the Tool Support Pages here:

I have read all of the above, but I'm still looking for footprint recommendations. i.e.

  • Solder pad size;
  • Solder-mask aperture;
  • Stencil aperture.

I don't have Cadence Allegro, and the PDF document called "Footprint (land pattern)" doesn't give any dimensions for the pads.

I looked at the gerbers for the TWR-K60N512 board, and I can estimate the following:

  • Solder pad size: 0.5mm diameter
  • Solder-mask aperture: 0.6mm diameter

But for some reason I can't see any apertures for the BGA in the Pastemask Top.

Can anyone confirm my estimates for pad and solder mask, and make a recommendation for the paste mask (stencil)?
