S-parameters (s2p file) for MOSFETs MRF6S20010NR1

Hello All,

Could you send my S-parameters (s2p file) for MOSFETs MRF6S20010NR1 Freescale Semiconductor?

we do not have s2p file.

That part is relatively old, designed in 2005 and it has a newer version that has higher RF performance numbers and a  smaller package.

New designs should utilize the AFT27S0101N in place of the MRF6S20010N, although the 20010nR1 runs in very high volumes and there is no possibility of it going EOL for the next 5 years.

Hi Milan,

Thank you for answer and recommendation. I simulated preliminary design 10W

PA on AFT20S015N in wide band frequency 1.7 - 2.3 GHz.

It is possible receive engineer recommendation/suggestion (layout,

schematic, etc.) for this wide frequency band?

My design shows low S21 = 10 dB and S11= - 2 dB.
