Dear Sir/Madam,

Why and how MRF1K50H transistors fails by drawing current from Gate to Source(Vgs) with Ids of 8 Ampere?

We are using MRF1K50H for the generation of 16kW output power. Our design is module based. In our design, we are developing 4 units of 1Kilo Watt power systems using four no of MRF1K50H. Finally these four number of 1kW systems are combined using 4 way combiner to develop 4kW system. These four 1kW systems are combined again to obtain 16Kilo Watt(kW). We are operating these transistors in Class AB mode. These amplifiers are drived by class A mode driver and predriver amplifier driven by MRFE6VPS25N LDMOS device. Some times these MRF1K50H transistors fails by drawing current from Gate to Source(Vgs) with Ids of 8 Ampere. There were no any oscillations observed at the time operation. Consider this query is very critical and please help us in solving the problem in very high priority.

With thanks and regards, Bhaskara Naik S TID SAMEER Mumbai
