I'd like to get the mextram model parameters for the BFU550. I do not have ADS and I don't think I can extract the model parameters from the binary files in the ADS library that I can download. I'm looking at trying out the built-in mextram 504.12.1 model in Xyce 6.7. I've tried out the SPICE model that I can download off of your site, but I'd like to see if the mextram model more closely matches the plots in the datasheet (I-V curves, transition frequency, s-parameters, etc.) Is there any way to get these parameters without needing ADS so I can try them out in this free tool?
