I'm looking for access to Spice files for BFU768F. Is this something the company will provide? If not, which Spice model should be used to calculate the correct characteristics for this part using the datasheet entries? Are there any other tools that can be used to extract the values for the model?

BFU768F is a variance of BFU760F (selection optimized to operate at 10.8mA). You can use models for BFU760F to simulate BFU768F design.

BFU760F SPICE and MEXTRAM models are provided as a parts of NXP RF small signal kit for Keysight ADS tool.
https://www.nxp.com/products/rf/rf-discrete-components-low-power/rf-wideband-transistors/6-18-ghz-wideband-transistor/npn-wideband-silicon-germanium-rf-transistor:BFU768F?tab=Design_Tools_Tab

Also, you can find BFU760F S-parameters on it's web page:
https://www.nxp.com/products/rf/rf-discrete-components-low-power/rf-wideband-transistors/6-18-ghz-wideband-transistor/npn-wideband-silicon-germanium-rf-transistor:BFU760F?tab=Design_Tools_Tab

Note, BFU760F SPICE model is available on NXP site: https://www.nxp.com/downloads/en/spice-model/BFU760F.prm
Unfortunately, the quality of the SPICE model is poor and it doesn't match measured RF performance.

My suggestion for you is to use BFU760F SPICE model for DC simulation and S-parameters for RF design.

Have a great day,
Pavel
TIC
-------------------------------------------------------------------------------
Note:
- If this post answers your question, please click the "Mark Correct" button.
